摘要:

A method for measuring additive rotation rate in a solution, such as an electrodeposition solution, is provided. Methods of measuring the degree of aging or lifetime of solutions, such as electrodeposition solutions, are also provided. The method includes providing a solution containing an organic additive and a plurality of degradation products of the organic additive, the plurality of degradation products including at least one active ingredient and at least one inactive ingredient, and measuring a concentration of the at least one inactive ingredient in the solution. The method may further include determining an additive rotation rate of the solution based on the concentration of the at least one inactive component in the solution.
